Electrical properties of gallium nitride

What is gallium-nitride? GaN material research is a hotspot in the field of global semiconductor research. It's a novel semiconductor material that can be used in the development of optoelectronics and microelectronics devices. Research groups are involved in this area. Nakamura reports that at room temperature, the maximum mobility of GaN is 600cm2/v*s. At liquid nitrogen, the equivalent carrier concentration of GaN is 800cm2/v*s. Plasma-activated MBE results in an electron concentration of 8x103/cm3. Additionally, doping can be adjusted in the P-type process as well as low-energy electron-beam irradiation and thermal annealing (Mg) to control it.

GaN photoelectric device
Nichia created a GaInN/AlGaN blue heterojunction LED that had a luminous brightness surpassing LCD. It was developed using Zn doped GaInN, which is the active layer. A commercial GaN green LED was launched by the company in 1995. The product had an optical output power (2.0 mW) and brightness (6 cd), and has a peak wavelength (525 nm) and half-peak height of 40 nm. Recent launches included a blue LED/phosphorescent device and a white solid emitting light device. This has a 6500K color temperature and an efficiency rate of 7.5 lumens/W. Other companies that have released high-brightness, blue LED products include Cree and HP. It is anticipated that the market for high-brightness, LED will grow to approximately $1 billion by 2003 from $386 millions in 1998. These high-brightness applications include traffic signs, lighting for cars, parking lights, signage in flats, pavement signs, low-density dvd storage, light-green to submarine communication and other uses.
